Hi, I am doing a design study and am looking for an adhesive, possibly eutectic if I have to, solution with: a) excellent thermal conductivity (this is extremely high power), b) high electrical conductivity, c) that has enough compliance to compensate between the silicon wafer’s TCE and that of the metal plate (probably Al, but I am open to Cu or other metal plate suggestions) over a wide temperature swing (say -50C to 150C) without bowing, cracking, or stressing the wafer to affect the active devices on the front side of the wafer, for thousands of temperature cycles.
